Compact Device Modeling Engineer - ENGINEER IV

The Mixed Signal Solutions department at HRL Laboratories is a highly talented team of scientists and engineers with diverse backgrounds in integrated circuit design, advanced packaging and integration, novel signal processing and algorithm development, and integration / characterization of highly complex digital and mixed signal systems and subsystems for commercial and government applications in an innovative research and development environment.

We are seeking a Compact Device Modeling Engineer to focus on measuring and understanding semiconductor device behavior with the goal of developing compact device models for use in integrated circuit design and simulation. You will work with teams of design and test engineers to design modeling test structures, improve parameter extraction and measurement techniques, and to validate and enhance the ability of existing models through to accurately predict RFIC performance through simulation.


-Design modeling test structures for semiconductor device model development

-Measure and characterize semiconductor devices and test structures

-Collect and analyze measurement data by writing automated test programs and scripts

-Develop software for semiconductor device parameter extraction

-Complete parameter extraction and develop compact models; document model histories, methodologies, and measurement vs model correlation

-Work closely with IC design engineers who use the compact models and associated documentation that you generate


-Expertise in compact model generation with industry standard SPICE models, such as PSP or BSIM (bulk and SOI), and development of device behavioral models and sub-circuit representations for RFIC applications

-Exceptional understanding of semiconductor device physics and fabrication technologies including deep submicron and FinFET processes

-Comprehensive knowledge of parameter extraction and associated measurement techniques, including DC, AC, S-parameter, large signal and time domain measurements

-Knowledge of DC and RF measurement de-embedding techniques

-Expertise with data analysis techniques for parameter extraction and generation of compact models for semiconductor devices

-Familiarity with the effects of model parameters upon simulation results and circuit behavior

-Fluency in Cadence Virtuoso environment, circuit simulators including Spectre and HSPICE, and HDL tools such as Verilog-A

-Able to develop custom code for measurement automation, data processing, and analysis; good understanding of coding languages such as C++, MATLAB, Python, etc.

-Must be comfortable working in a research laboratory environment

-Able to balance work on multiple projects and interact with multiple project leads

-Experience working with analog/mixed-signal/digital circuits is a plus

-Experience with EM or multi-physics simulation software is a plus


-5+ years of experience in advanced semiconductor device model development

-PhD or equivalent experience in Electrical Engineering, Physics, or related scientific discipline

Special Requirements (e.g. driver’s license special tools or restrictions):

-U.S. citizenship is required. Must be able to obtain and maintain a security clearance. Active SSBI is a plus
